Abstract :
Based on transmission line theory, a distributed channel equivalent circuit model was deduced for GaN HEMTs, which confirmed the reliability of the small-signal model extraction strategy for GaN HEMTs. A novel fish-bone structure GaN HEMT was designed and fabricated. A distributed equivalent circuit model was established utilizing distribution modeling methodology. Good agreement between the model and measurement from 1GHz to 20GHz frequency proved such a modeling approach could be used to characterize the high-frequency performance of a fish-bone GaN device accurately.
