Abstract :
In the present work we propose a new VCSEL model scheme that will combine the nonlinear behavior of the input parasitics with the intrinsic fundamental device rate equations. Extraction of the model parameters and comparison between measured and simulated results have been performed. The achieved agreement between the measured and simulated results is very satisfactory. Using this model the current-pulse as well as the voltage-pulse mode of operation of VCSELs are investigated. It is shown that current driving mode is inadequate in comparison with voltage driving for VCSELs operating at 2Gbps or higher
