Abstract
The paper reports on design and analysis of a 136GHz-146GHz doubler, it use commercially available DBES105a GaAs Schottky barrier diodes. The circuit design, simulation and optimization of the frequency doubler are carried out by using HFSS and ADS. Through the rational circuit design, the energy of the high-order harmonics are very low. The simulated multiplication efficiency of more than 9.1% in entire bandwidth, the maximum efficiency is 11% at 142GHz.
