Abstract
The generation of ultrafast electromagnetic-wave radiation from Si solar cells and GaAs p-i-n and metal-semiconductor Schottky diodes with femtosecond laser pulses is demonstrated. The free space radiation in the far field has a submillimeter wavelength and terahertz bandwidth. The basic concepts and preliminary applications of this optoelectronic device are discussed
