Abstract :
This paper reports the characteristics of a high density quantum dot (QD) laser. This work demonstrates beyond 1.3-μm wavelength emission of high density fifth-stack QD laser with 0.89-mm short cavity length and a cleaved facet at room temperature. In addition, the low current density of 211 A/cm2 and the high modal gain of 4.8 cm-1 per one QD layer in a triple-stack QDs laser at 1.3 μm are also obtained.
