Abstract
Responsivities have been measured by using 14 THz laser lines (1.63-6.29 THz) in order to apply a GaAs Schottky barrier diode (SBD) to beat signal detection of the 5-6 THz band. The performance was about 1.9-966 V/W for the THz frequency range. We succeeded in heterodyne beat signal detections in the two color (5.2 and 6.3 THz) THz laser interferometer of beat modulation type by using the GaAs SBD mixer.
