Abstract :
A miniature high speed tera- and gigahertz electromagnetic radiation detector/spectrometer has been created. The operation principle is based on the excitation of distinct sets of plasma modes in the two-dimensional electron system (2DES) of semiconductor AlGaAs/GaAs heterostructure with embedded nonlinear defect. The technique performs up to room temperature and may be used in variety of applications.
