Abstract :
Summary form only givern. We propose detectors of terahertz radiation based on two-dimensional electron systems in heterostructures with lateral Schottky junction. The two-dimensional electron channel (gated as in high-electron mobility transistor or ungated) serves as a resonant cavity for the plasma oscillation excited by incoming terahertz radiation, while the lateral Schottky junction provides the rectification of the induced ac current. We demonstrate that at the frequencies of terahertz radiation coinciding with the resonant plasma frequencies, the rectified component of the induced current can be resonantly large. This can lead to fairly high responsivity of the detector under consideration. We show that at the resonant frequencies, the responsivity of the proposed detector significantly exceeds that of other Schottky detectors.
