Abstract
A push-pull Mach-Zehnder configuration for III-V waveguide modulators which doubles the single-sided bandwidth/voltage ratio is described. At 1.15 μm wavelength a 6.25 GHz bandwidth (unterminated drive) has been achieved in GaAs/AlGaAs for a Vπ of 9 volts
