Abstract :
We report modified uni-traveling carrier (MUTC) photodiodes with high power (22V peak RF amplitude and 18.7 dBm of 10 GHz RF power) and high phase linearity (AM-to-PM conversion factor of 0.3 [rad/(ΔP/P)]) in pulse mode operation.
