  • Abstract
    (AlxGa1-x).5In.5P has been grown by MOVPE for all X=0 to 1 with excellent morphology, composition and thickness uniformities. Some degree of ordering has been observed throughout the composition range under certain growth conditions. Visible laser diodes have been fabricated which gave the lowest threshold current density and highest output power for any device of its kind
