Abstract :
As the critical feature dimension of devices is approaching quantum barrier size, to realize smaller devices and higher density circuits, it is worthwhile to investigate and find more applications of the quantum device in semiconductor industries and RF communities. In this paper, the DC and AC characteristics of resonant tunneling diodes (RTD) are investigated. A practical circuit model for RTD is obtained by extracting the measured s-parameter. This model is validated by a slot antenna prototype test at the frequency of 1.5 GHz. The experimental results indicate that this type of RTD can be used for RF applications.
