Abstract :
The large signal high speed operation of multiquantum well (MQW) lasers is investigated to allow insight into observed gain suppression and spectral broadening. Carrier transport is identified as being a particularly important damping mechanism. This has enabled the modelling of the substantially reduced linewidths, experimentally measured as being as low as 0.08 nm (-20dB), for 2Gbit/s digitally modulated multicontact MQW structures with nonuniform current injection
