Abstract :
An extraction method to determine the small signal equivalent circuit of microwave HBTs directly from measured S-parameters is presented. In this method most of the extrinsic and intrinsic elements are directly determined from the active mode S-parameter measurements. In addition, individual extracted elements are justified with physics based analytical equations. The model based data is also compared with measured data and good agreement has been observed
