Abstract :
GaInNAs triple quantum well lasers, grown using metalorganic chemical vapor deposition, were fabricated. The lasers worked under continuous wave operation from 20 ~ 100 °C. Significant improved characteristic temperature has been observed as the ridge width narrows.
