Abstract :
A large-signal circuit model of QCL is described, which is based on a set of rate equations by analyzing the unipolar behavior of electrons in quantum well , and the frequency response characteristic of QCL is got by the circuit simulation of PSPICE Program. Consequently some factors that can affect the modulation characteristic of QCL have been analyzed .
