Abstract :
Summary form only. We report evidence of non-equilibrium population of interface phonons in cw operated quantum cascade lasers, obtained by micro-probe Raman and photoluminescence measurements. Interface phonon lifetimes of 1 ps (0.8 ps) at 116 K (193 K) lattice temperatures, are estimated.
