Abstract
An overmoded waveguide technique for efficient spatial power combining of solid state devices has been applied to Gunn diodes functioning in a second harmonic mode. Fifteen diodes contained in a 5times3 TE10-waveguide array has oscillated at a fundamental frequency and generated second harmonic waves in a single TE50-mode in the common overmoded-waveguide resonator. The overmoded-waveguide harmonic oscillator has produced 0.34 W output power with a combining efficiency of 38% at 94.8 GHz. This efficiency has been improved to 49% using a silicon output coupler.
