Abstract :
Ultrafast all-optical switch using intersubband transition in wide-gap II-VI-based quantum well, featured by separate confinement heterostructure and narrow high-mesa waveguide was developed. A 50% reduction of operation energy with sub-ps response still kept is achieved.
