Abstract
The purpose of this paper is to present a new mixed mode analog-digital method for the SPICE modelling of power semiconductor devices. The idea of this mixed-mode modelling method is to divide the model into two parts: the analog subcircuit, that simulates device´s static characteristics; and the digital subcircuit, that simulates device´s switching characteristics. In this way, the charge storage elements are eliminated that lead to long analysis time. Another advantage of this mixed modelling method is that it assures a very simple way to specify the data sheets characteristics directly as SPICE model parameters. The method is exemplified by a mixed analog-digital GTO/SCR SPICE model. Several static and dynamic simulations were performed with PSPICE 6.2 mixed mode circuit simulator. The obtained results show a good agreement with data sheets specifications
