Abstract :
A buried heterostructure laser and a ridge waveguide modulator have been successfully integrated using a novel taper-jointed coupling technique. The laser exhibited a low threshold of 8.6 mA, a small α-parameter of 0 at -2 V bias and a wide modulation bandwidth over 20 GHz
