Abstract :
This paper presents enhancements to the design and implementation of microwave power FETs. The improvements in microwave performance are achieved by optimizing the FET structure and metallization using electromagnetic simulation, followed by fabrication. This approach allows the investigation of the contribution of individual FET fingers, maximizing their contribution to the device performance. Based on simulations, two modified FET structures have been designed and fabricated. Measurements of the modified FETs are presented demonstrating improved power and gain performance
