Abstract
Monolithic InP HBT optoelectronic receivers with a photodetector and a preamplifier have been designed and fabricated. Small signal measurements show bandwidths of up to 24 GHz at 320 Ω transimpedance with an equivalent input noise of ⩽8 pA/√Hz at low frequencies
