  • Abstract
We present a detailed investigation of the nonlinear behaviour of a multi-electrode semiconductor laser with millimeter-wave repetition frequency (39 GHz) under subharmonic electrical injection. Our results indicate that small subharmonic numbers (n=2-4) should be used to achieve both reasonable modulation depth and phase noise of the 39 GHz signal.
