Abstract
We have developed a comprehensive, fully self-consistent thermal-electrical finite-element model to investigate thermal properties of proton-implanted top-surface-emitting lasers (PITSELs). Temperature dependence of material and device parameters is taken into account, and multiple heat sources are considered. Our analysis demonstrates that carrier diffusion influences strongly the distribution of the main heat source located in the active region
