Abstract :
An optical parallel XOR gate is proposed and demonstrated based on an optoelectronic bistable switch. The switch consists of a light emitting diode (LED) and a heterojunction phototransistor (HPT), and optical positive feedback from the LED to the HPT is the cause of bistability. A 256 bit parallel gate was fabricated and the XOR operation was implemented. The switch operated by a light pulse with a width of 10 nsec, and the switching energy was about 5 pJ. The switching speed was mainly limited by the response time of the HPT.<>
