Abstract :
Low threshold operation of distributed reflector (DR) laser consisting of a DFB section with wirelike active regions and a passive DBR section with quantum-wire structure was demonstrated. A threshold current as low as 2.5 mA, a differential quantum efficiency from the front facet of 36% and a sub-mode suppression ratio (SMSR) of 54 dB (@ I=2Ith) were realized for a stripe width of 4.4 μm and a DFB section length of 300 μm.
