Abstract :
For the quantum cascade structures based on extended Bastard model numerical calculations of the energy levels, wave functions, dipole matrix elements of optical transitions are carried out. In view of the complete energy levels set and in various models of the spectral broadening lines calculations of the gain coefficient are performed. The calculations of the spontaneous emission spectra using universal ratio are made in comparison on experimental electroluminescence spectra.
