Abstract
An exact analytical steady-state solution of the self-consistent time-dependent Schrodinger and Poisson equations for resonant transitions between split energy levels of symmetric triple-barrier structures in the small-signal high frequency electric field is found. It is shown, that electron- space charge interaction peculiarities in the degenerated levels sharply drop down transition probability between the levels and decrease correspondingly the triple-barrier structure high-frequency conductivity.
