Abstract :
Modern 6.5 kV IGBTs are characterized under hard- and soft (ARCP)-switching conditions at different voltage levels, switching currents and chip junction temperatures. The determined conduction power and switching energy dissipations are implemented in behavior-based simulation models to calculate the power losses of hard- and soft-switching operating IGBTs in a medium-voltage inverter.
