Abstract :
This paper presents detailed characterization of different 600A, 600V-1200V IGBTs suitable for electric propulsion applications. The IGBTs are characterized during conduction, turn-on and turn-off under hard and soft-switched conditions at 25°C and 125°C junction temperatures. The measured conduction voltage drop, turn-off loss and turn-on loss of IGBTs under hard and soft-switched conditions are presented.
