Abstract
To estimate power loss of high voltage NPC 3-level power converters, equivalent circuits for the switching loss estimation has been proposed. Based on the equivalent circuits, power losses of a high voltage Si-IEGT and SiC-PiN diode hybrid device combination in NPC 3-level inverter are estimated. An power loss model for the Si-IEGT and PiN diode is utilized for the switching loss calculations, and the parameters of the Si- IEGT and PiN diode are extracted empirically. In addition, the possibility of high switching frequency operation with the Si- IEGT and SiC-PiN is shown.
