Abstract :
The authors describe the construction and the electrical and thermal performance of a hybrid 600 V, 1200 A inverter phase switch designed for aerospace applications. Two sealed hermetic packages are used for the phase switch. Each module contains 44 mm bipolar transistor dies connected in a Darlington configuration, base current steering diodes and 22 mm fast recovery rectifier dies, and is mated with an integral air-to-air heat exchanger. A compression clamp secures all components and exerts the required clamping force on the large-area semiconductor. The design concept incorporates the compression dies and contact systems as utilized within a compression style semiconductor package and interconnected these dies to form an inverter phase switch in two hermetically sealed cans
