  • Abstract
    Summary form only given. Dramatic improvements in the performance of vertical cavity surface-emitting lasers (VCSELs) have been achieved in structures utilizing oxidized Al layers for electrical and optical confinement. In this work we demonstrate that oxide-confined InGaAs QW VCSELs also have excellent high-speed modulation properties, with record modulation bandwidths in excess of 16 GHz, indicating their promise for application in data transmission links.
