Abstract :
The paper presents a simple picture of the effects of optical illumination on a MESFET. The relative roles of photoconductive and photovoltaic effects are clarified. Experimentally, an optical responsivity of several A/W at a frequency of 2.8GHz is demonstrated, in accord with theory. A possibility for a new MESFET structure to optimise photodetection characteristics is suggested.
