Abstract :
An AlGaAs/GaAs optoelectronic integrated transmitter, which consists of a graded index waveguide separate confinement heterostructure single quantum well (GRINSCH SQW) laser with a microcleaved facet (MCF), a photodiode for monitoring the laser power and an electronic circuit for driving the laser, has been fabricated. A high CW performance of the transmitter has been successfully obtained, mainly due to a low thresholld current (22 mA) of the integrated GRIN-SCH SQW laser with a microcleaved facet. A gigabit operation capability of the transmitter has also been confirmed.
