Abstract
This paper reports a 0.15um GaAs MMIC double balanced mixer with working frequency 7-14GHz for wideband applications. The proposed mixer applies a new type of Marchand balun structure to simplify the impedance matching. The comparison with tradition one shows that it also helps to diminish the chip area. For the output port of mixer, the isolation between RF and IF is also taken into account in this design by building a low pass filter for IF signal. The on-wafer measurement of this mixer shows that the minimum conversion loss is less than 7dB. The bandwidth of IF can cover the whole bandwidth between 1MHz-6.5GHz with the ripple less than 1.3dB. The circuit also exhibits excellent return loss at LO and RF ports. The chip area is 1130um×850 um.
