Abstract :
The results of researches of power and frequency characteristics for Gunn-diode on the base of the alloy variband semiconductor Alx(z)Ga1-x(z)As, Inx(z)Ga1-x(z) As and InP1-x(z)Asx(z) with n+-n and n+-n-n cathode contacts and with different active length and thickness variband layers are presented. The possibility of generation by means of such diodes in submillimeter range is shown
