Abstract
This paper shows the comparison of three nonlinear MESFET models applied to resistive mixer simulations. Two simpler models, the Curtice quadratic and Statz are used as well as more complex TriQuint´s TOM2 model. The parameters of the Curtice and Statz models are fitted from the output characteristics obtained by TOM2 model. The simulated conversion loss of mixer with three models shows very good agreement with measured results. Simulation results of the third-order intercept point show larger differences, especially for the Curtice model.
