Abstract
We report on the transverse mode and polarization characteristics of a novel 1.52-/spl mu/m vertical-cavity laser that utilizes an InGaAsP strain-compensated quantum-well active layer and two AlAs/GaAs quarter-wave mirrors. The 6 and 8 /spl mu/m diameter devices exhibit room-temperature pulsed threshold currents as low as 4 mA, and a maximum output power of 14 mW was measured on a 60 /spl mu/m diameter device.
