Abstract :
Current cancelation in the emitter-base junction of HBTs is explained by analysis of current components´ phase differences in a range of models and equivalent circuits. Influence of different parameters: R/sub ee/, C/sub bc/, /spl alpha/ and time delay, is explained in detail. Finally, different equivalent circuit models are evaluated via calculated IP2 and its comparison with experimental data.
