Abstract :
We demonstrated a 20-channel densely integrated multiple wavelength VCSEL array on a patterned GaAs substrate. The pitch of each VCSEL is 50 μm.All VCSELs exhibit single mode operation, an output power of over 1.2 mW, and the threshold current of 0.52±0.1 mA. The result shows the possibility of large scale multiple-wavelength sources densely packed on a small chip.
