Abstract :
We have fabricated and characterized UTC-PDs and obtained average photocurrents exceeding 80 mA and record-high peak-to-peak voltages of 4.8 V over 50 /spl Omega/ at 10 Gb/s. The UTC-PD is further evaluated in an optically preamplified receiver, providing error-free operation.
