  • Abstract
    The present paper is devoted to the recent results of the development of new types of SLDs and SLD-based devices in SuperlumDiodes Ltd., Moscow. Main attention is focused on: (1)Small-size pigtailed SLD-modules with low power consumption below 0.1 W operating in the wide environment temperature range from -55 C to +90 C without thermostabilization. (2)SLDs at 850 nm with high output optical power up to 250 mW in free space and more than 100 mW ex SM fiber. (3)SLD-based MOPA-system at 1300 nm with output power ex SM fiber up to 50 mW. (4)Broad-band SLDs based on QW heterostructures with linewidth up to 100 nm. (5)Combined extremely broad-band light sources based on superposition of emission of two or more SLDs (coherence length below 5.0 mm) and their application in high-resolution (about 2.0 mm) optical coherence tomography (HR OCT). (6)Double-pass SLDs and SOAs as active elements of external cavity semiconductor lasers.
