A novel travelling-wave semiconductor optical modulator electrically matched for InP-HBT drivers was demonstrated. It enables a 40-Gbit/s, 2-km SMF transmission with a 0.3-dB penalty at a 1.3-mum wavelength. Monolithically integrated DFB-LD produces a high-power output
