Abstract
Directly-modulated lasers with surface gratings have been fabricated, exploiting high-frequency photon-photon resonances to extend the modulation bandwidth beyond the limit set by the carrier-photon resonance. Photon-photon-resonances from tens of GHz to 2-3 THz can be exploited if a flat modulation response between the carrier-photon and photon-photon resonances is not required.
