Abstract :
Dramatic improvements in the high-speed performance of GaAs-AlGaAs optical thyristor-based differential pairs are reported. The authors demonstrate cascadable operation at 50 Mbit/s with an external optical input energy of 7.4 fJ, resulting in the best speed-sensitivity product ever reported for optical thyristors
