Abstract :
The effect of minority saturation currents on the large-signal oscillations of avalanche diodes is simulated. It is found that the frequency may vary more strongly than predicted by analytical TRAPATT theories. For large minority saturation currents, the trapped plasma vanishes and the mode of oscillation changes from TRAPATT to IMPATT.
