Abstract
The intrinsic small signal frequency response of 1.6 mu m compressive-strained quantum well lasers is measured at various cavity lengths. The highest 3 dB bandwidth reached is approximately 18 GHz. Cavity length dependence on the K factor is investigated. It was found that the optimal condition for obtaining the highest possible K-limited is the same as that for obtaining the highest relaxation oscillation frequency for a given optical power.
